Dynamics of step bunching in heteroepitaxial growth on vicinal substrates.

چکیده
When a heteroepitaxial film is grown on a vicinal substrate, the terrace steps at the growth front may bunch together to relieve strain, resulting in a rough surface. On the other hand, proper manipulation of the growth kinetics may suppress the inherent bunching instability, thus preserving step-flow growth. Here we show that the step dynamics in the early stages of growth can already determine whether the bunching instability is truly suppressed, prior to bunching actually taking place in the unstable regime. We determine the critical film thickness above which steps will bunch and exploit its scaling properties and usefulness for extracting intrinsic energy parameters. Experimental studies of SrRuO(3) films grown on vicinal SrTiO(3) substrates clearly establish the existence of the critical film thickness in step bunching.

Misfit elastic energy and a continuum model for epitaxial growth with elasticity on vicinal surfaces
In heteroepitaxial growth, the mismatch between the lattice constants in the film and the substrate causes misfit strain in the film, making a flat surface unstable to small perturbations. This morphological instability is called Asaro-Tiller-Grinfeld ~ATG! instability. In practice, most devices are fabricated on vicinal surfaces which consist of steps and terraces. In this case, the misfit str...
متن کاملPersistent step-flow growth of strained films on vicinal substrates.
We propose a model of persistent step flow, emphasizing dominant kinetic processes and strain effects. Within this model, we construct a morphological phase diagram, delineating a regime of step flow from regimes of step bunching and island formation. In particular, we predict the existence of concurrent step bunching and island formation, a new growth mode that competes with step flow for phas...
متن کاملNew mechanism for impurity-induced step bunching
– Codeposition of impurities during the growth of a vicinal surface leads to an impurity concentration gradient on the terraces, which induces corresponding gradients in the mobility and the chemical potential of the adatoms. Here it is shown that the two types of gradients have opposing effects on the stability of the surface: Step bunching can be caused by impurities which either lower the ad...

The authors observed the surface morphology transition from the atomically flat two dimensional layer-by-layer mode to the three dimensional pyramidal mode of heteroepitaxial PbTiO3 PTO islands synthesized by hydrothermal epitaxy by scanning electron microscopy and atomic force microscopy. Two types of 001 Nb–SrTiO3 NSTO with the same step height, 0.25 and 1 m terrace widths, were used for subs...

Fabrication of semiconductor quantum dot structures with a regular in-plane spatial distribution and optimum size uniformity is highly desirable for applications of their novel optical and electronic properties. This remains a challenging subject, especially on the nanometer scale. The strain-driven self-assembled formation of Ge islands on Si during molecular beam epitaxy (MBE) in the Stranski...
